Co가 도핑된 ZnO (ZnCoO)는 처음 상온강자성 특성이 보고된 이후
대표적인 ZnO 기반의 묽은 자성반도체 (diluted ferromagnetic
semicondutor, DMS) 물질로서 많은 연구가 집중되어 왔다. 산업적
목적으로는 상온에서 강자성을 갖는 반도체가 절실히 필요하지만 여전히
상온강자성의 원인과 강자성 매개 메커니즘 그리고 정확한 자기적 특성에
대한 논란이 계속 되고 있으며 그 정확한 자기적 특성에 대해 아직도
완전히 규명되지 못한 것으로 받아들여 지고 있다. 본 연구에서는 ZnCoO
나노분말과 나노박막에 대해 구조와 자기적 특성을 체계적으로 연구하고
Co 관련 이차상이 강자성의 원인으로 나타나는 경우와 그렇지 않은
경우를 명확히 밝혔다. ZnCoO에 수소가 주입될 경우 Co-H-Co complex가
형성되어 강자성 특성을 나타내며 외부에서의 수소 주입과 추출을 통해
재현성 있는 강자성 특성을 가역적으로 조절할 수 있음을 보였고, 핵밀도
분포 조사를 통해 수소가 Co-Co 사이의 antibonding site에 위치함을
밝혔다. 본 연구에서 이용한 기법은 수소의 조절을 통해 자성의 크기
조절도 가능하지만 특히 후처리를 통해 선택적인 국소 영역의 자화가
임의로 가능하므로 메모리 소자나 자기 바코드 등 다양한 분야에 응용이
가능할 것이다.Since the report of ferromagnetism in transition-metal-doped ZnO,
Co-doped ZnO (ZnCoO), one of the most promising materials, has been
extensively studied for realizing room-temperature ferromagnetism in
diluted magnetic semiconductors(DMSs). Despite the tremendous
potential for spintronic applications of ZnO-based DMS materials, it
is not yet clear whether the ferromagnetism is an intrinsic property
of the DMS or an extrinsic property resulting from the presence of
defects, impurities, and inclusions. In this review, systematic
investigations of the structural and the magnetic characteristics
clearly revealed the relation of ferromagnetism to magnetic
secondary phases in ZnCoO nano powders and thin films. We propose
Co-H-Co complexes as the origin of the ferromagnetism in ZnCoO,
which agrees well with the nuclear density distributions obtained
from a MEM/Rietveld analysis of neutron and X-ray scattering.
Furthermore, we show a reversible and reproducible change of
ferromagnetism due to hydrogenation and dehydrogenation. These
results can be applied to developing new functional memory devices
and nano-scaled magnetic bar-codes by using a selective
hydrogenation process to manipulation the spin ordering.
