Hexagonal CdS epilayers were grown on GaAs (111) substrates by using hot wall epitaxy and

their structural and optical properties were studied by using X-ray diffraction (XRD) and photoluminescence

(PL). The optimum growth temperature for high-quality CdS epilayers was investigated

by using the double crystal rocking curve of XRD. From the perpendicular lattice constant measurement,

the CdS/GaAs (111) epilayers was found to be in

uenced by the tensile strain. An X-ray

φ-scan curve was measured to obtain some information about the film's phase and the in-plane orientation

relationship between the film and the substrate. The hexagonal pyramids on the surfaces

of the CdS epilayers were examined by using atomic force microscope and their formation process

is explained in detail. The PL spectra for the hexagonal CdS epilayers showed several excitonic

emission peaks.
